Abstract
An investigation is reported of the performance of the resonant tunnelling transistor based on the solution of Schrödinger's equation. The calculated J-V (current density-voltage) characteristics have been obtained and from the equivalent circuit, which is derived from these calculations, the cut-off frequency fT and the maximum frequency of oscillation fmax have been estimated.
