The optical properties of (Mn,Ga)As and (Be,Ga)As

Abstract

Infrared spectroscopy was used to study the optical responses of ferromagnetic Ga1-xMnxAs samples and heavily p-doped GaAs:Be samples to clarify whether the optical response of the Ga 1-xMnxAs is related to the presence of the magnetic ions in the sample. Absorption dips are observed for both Ga1-xMn xAs and GaAs:Be samples and could be attributed to the intervalence band transition. The temperatures dependence of the absorption spectra for the two samples shows similar behavior and it is concluded that the optical response of the Ga1-xMnxAs is not related to the presence of the magnetic ions in the samples.
