Fully Integrated 28 GHz SiGe Transmitter for Beamforming

Abstract

This paper presents a wideband fully integrated 28 GHz transmitter in 0.13 μm SiGe BiCMOS technology. With a wideband Phase Shifter (PS) and a wideband Power Amplifier (PA) the transmitter is particularly useful for transmitting beamforming. The PA is operating over 22GHz of 3dB bandwidth, with 18 dB of linear gain, P-1dB of 12dB and 25% PAE. The PS has 13 dB gain and is capable of 360° phase with less than 1° step. The fully integrated transmitter operates over 5 GHz for a 3 dB bandwidth and has 22.5 dB of gain. At 28 GHz the transmitter's P1dB and Psat output power are 6.13 dBm and 10.2 dBm respectively.
